An InP-based tunable wavelength converter is investigated which monolithically combines a waveguide photodetector with a sampled-grating distributed Bragg reflector laser diode. We employ advanced device simulation to study internal physical mechanisms and performance limitations. Our three-dimensional finite-element model self-consistently combines carrier transport, optical waveguiding, and nanoscale many-body theory to accurately account for optical transitions within the quantum wells.
