Ultra-scaled floating-gate (FG) transistors with a channel length of 60 nm are reported, achieving the highest ON current of 127 uA/um among all reported a-IGZO-based flash devices for high-density, low-power, and high-performance 3D NAND applications. Furthermore, a non-volatile and area-efficient ternary content-addressable memory (TCAM) with only two a-IGZO FG transistors is experimentally demonstrated. Array-level simulations using experimentally calibrated models show that this design achieves at least 240x array-size scalability and 2.7-fold reduction in search energy than 16T-CMOS, 2T2R, and 2FeFET TCAMs.
We propose and demonstrate Ga 2 O 3 metal-oxide-semiconductor field-effect transistors (MOSFETs) on a high thermal conductivity AlN/Si substrate to improve the heat dissipation capability and keep their cost-effectiveness. Owing to the optimized source/drain contact and Al 2 O 3 /Ga 2 O 3 interface, a drain current of 580 mA/mm and peak intrinsic transconductance G m,int of 35.5 mS/mm were achieved, which are among the highest for all the reported top-gate Ga 2 O 3 MOSFETs. Pulse measurement reveals the good heat dissipation capability of the AlN/Si substrate. A three terminal off-state breakdown voltage V br of 118 V, a small specific on resistance R on,sp of 1.44 m ·cm 2 , and power figure-of-merit of 9.7 MW/cm 2 are achieved in a device with L GD of 1.14 μm. Clathrin-mediated vesicle trafficking (CMVT) is a fundamental process in all eukaryotic species, and indispensable to organism's growth and development. Recently, it has been suggested that CMVT also plays important roles in the regulation of plant immunity. However, the molecular link between CMVT and plant immunity is largely unknown. more »... mutation of OsSCYL2 in rice gave rise to a novel phenotype -- hypersensitive response-like (HR) cell death in a light dependent manner. Although mutants of OsSCYL2 showed additional defects in photosynthetic system, they exhibited enhanced resistance to bacterial pathogens. Subcellular localization showed that OsSCYL2 localized at Golgi, trans-Golgi network (TGN) and prevacuolar compartment (PVC). OsSCYL2 interacted with OsSPL28, subunit of a clathrin-associated adaptor protein that is known to regulate HR-like cell death in rice. We further showed that OsSCYL2-OsSPL28 interaction is mediated by OsCHC1. Collectively, we characterized a novel component of CMVT pathway in the regulation of plant immunity. Our work also revealed unidentified new functions of the very conserved SCYL2. It thus may provide new breeding targets to achieve both high yield and enhanced resistance in crops.
